Voids affect the thermal characteristics and mechanical properties of a solder joint, thereby affecting the reliability of the solder interconnect. Void Reduction in Bottom Terminated Components Using Vacuum Assisted Reflow

Pockets of gas, or voids, trapped in the solder interface between discrete power management devices and circuit assemblies are, unfortunately, excellent insulators, or barriers to thermal conductivity. This resistance to heat flow reduces the electrical efficiency of these devices, reducing battery life and expected functional life time of electronic assemblies. There is also a corresponding increase in current density (as the area for current conduction is reduced) that generates additional heat, further leading to performance degradation.

Optimising Solder Paste Volume for Low Temperature Reflow of BGA Packages

The need to minimise thermal damage to components and laminates, to reduce warpage-induced defects to BGA packages, and to save energy, is driving the electronics industry towards lower process temperatures. For soldering processes the only way that temperatures can be substantially reduced is by using solders with lower melting points. Because of constraints of toxicity, cost and performance, the number of alloys that can be used for electronics assembly is limited and the best prospects appear to be those based around the eutectic in the Bi-Sn system, which has a melting point of about 139°C.

Key Advances in Void Reduction in the Reflow Process Using Multi-Stage Controlled Vacuum

This paper explores new advances in the reflow soldering process including vacuum technology and warpage mitigation systems. The first topic for discussion will be the implementation of a vacuum process directly in a conventional inline soldering system. The second topic presented is the mitigation of warpage on substrates or wafers.

The Effect Of Vacuum Reflow Processing On Solder Joint Voiding And Thermal Fatigue Reliability

A test program was developed to evaluate the effectiveness of vacuum reflow processing on solder joint voiding and subsequent thermal cycling performance. Area array package test vehicles were assembled using conventional reflow processing and a solder paste that generated substantial void content in the solder joints. Half of the population of test vehicles then were re-processed (reflowed) using vacuum reflow. Transmission x-ray inspection showed a significant reduction in solder voiding after vacuum processing. The solder attachment reliability of the conventional and vacuum reflowed test vehicles was characterized and compared using two different accelerated thermal cycling profiles. The thermal cycling results are discussed in terms of the general impact of voiding on solder thermal fatigue reliability, results from the open literature, and the evolving industry standards for solder voiding. Recommendations are made for further work based on other void reduction methods and additional reliability studies.

PCB with ENIG plating shelf life? -- Hello all, Can anyone advise if any standard covers ENIG plated boards shelf life? Or share what you do for bare boards storage and expiration criteria?

R0402 very high fail rate while placing -- Hi, I need help with placing 0402 resistors 90% of them are picked correctly, but are not placed(thrown away) giving me error : LASER retry over. Slightly higher varistors in same package have slightly better placing rate, about 50%, but still not sufficient. Machine is JUKI KE 750L, components are picked correctly, so there seems to be problem with Laser alignment I guess only. Lasers on both heads seems to work OK, checking on monitor shows laser recognized path OK I guess, laser optics are cleaned with IPA.... I have tried to change recognition algorithms from 1 to 0(and 2 and 3 too), changing to 0 helped a litle , now the rate of NOT placed R0402 is about 30%, but still super too much. Any more ideas how to make it work solidly?....all other larger components are picked and placed perfectly OK, with fail rate bellow 0.01%. PLEASE HELP, I am lost, need to start assembling one design and I am stuck with it....

Vitronics 7038 reflow oven frequency inverter hertz getting zero during power changover -- Hi, we are facing over temperature issues in vitronics 7038 reflow oven during power changeover from main supply to generator, we observed that all frequency inverter hertz value getting zero and all cell fans not working, in this case again we need to turn off cell fans option in software and turn On than the frequency inverter value getting update and all cell fans are start to working. kindly suggest your feedback as soon as possible..
