Flow for 2 sided SMT - Please Repost | 7 December, 1997

First Responses Lost: Please Repost | Looking for info on process flow for 2 sided SMT with PTH | on the top side. | Both sides have large SMT ICs. I don't know what the best approach is; | Epoxy, Paste in Hole, High temp paste. | Any info appreciated.

George, Depending on your ICs complexity,if it is QFPs both side you should choose SMT paste bottom SMT paste top (reflow with carrier plate) and selective wave solder for the PHT comp. If it is QFP one side and SOIC on the other you should try SMT paste bottom and SMT paste top (reflow without carrier plate) and selective wave solder OR you can try Paste on the QFP side and epoxy on the SOIC side and wave solder,but these processes will give you lots of defects variable such as skipping solder during wave or misalign comp. during smt.Need more info let me know 408-557-7376 Good luck Rin
