Hello all,

I am looking at doing some trials with underfill under 1mm pitch BGA devices. Can anybody share any good / bad experience with this process ? Also I probably will not be in a position to procure automated equipment so are there any manufacturers of "semi-auto" equipment out there ? Can the underfill be dispensed manually by syringe ?

Hi Paddy,

There's been a lot of low cost second user underfill equipment around recently, I've seen stuff go for as low as �20K - but make sure a dispense head is included.
