CSP rework station advice needed | 17 May, 2007

Hi All. We are a tiny startup company developing an IC in a flip-chip CSP package. We find ourselves in need of being able to remove and replace (ie rework) our chip on a characterization board. The board will not be big and the chip is very small... 2.3mm/side with a 6x6 ball array at 400um pitch. We are finding this is not as trivial a task as we had hoped. People I have talked to say we need a machine costing ~$30K, like a: https://www.manncorp.com/autovision_expert_09_BGA_rework_station/index.php?view=overview or something a little cheaper at $20K like http://atco-us.com/rework707.html

So my question to the forum is 1) For very limited volume (we would probably do an average of one or two reworks a week (but could have to do a dozen or so at once if we had to make up some boards or something in a hurry), is this level of a machine needed?

2) What is the best machine for our needs?

3) Are there companies (esp in the CA bay area perhaps) that would do the rework on such limited and sporatic a basis, for a low enough fee that it would be cost effective?

Thanks for the feedback. The Finetech machines look very nice, but are far out of our budget. While we are looking for the most cost effective solution, we are able to spend ~$15K on this machine. We really just need a reliable way to remove and replace these guys on a one-time (ie once every few days) basis.

Is anyone familiar with the Madell Technologies equipment? They have an optically-driven rework machine for $15K but they say they are coming out with a much cheaper and better device in the next month or so. If this is a good company we may try to wait for this new device.

I contacted Winslow Automation but this doesnt seem to be their field.

It may not be area of activity of Winslow Automation, but they are in the Bay Area, work in an area not far afield of your need, and likely know someone that can do this type of rework for you.

Jeremy,

Just started looking into this equipment myself. I have not dealt with Madell Tech however, I know that they do not manufacture equipment . . . they are importers / resellers of equipment made in China. To me the stuff on their site does not seem like its high quality. some of it looks like a bad copy of other brands. I guess if you are buying a $50 soldering station its OK. Personally, would not spend $15K on no name equipment.

If you are use to this kind of work, you can repair/replace these components with a simple hot air blower, (�100)

Get a good air and temperature controlled hot air blower, and a skilled operator, mount a thermocoupler on a testboard, and learn the timing of a good profile. If you do this 3-4 hours, you know the timing and feeling.

a handy person can do it. sure thing.

One of the sales rep's I use also rep's a company that builds custom sockets/interface boards for BGA packages. I can get their info, if you're interested.

We are making a socketed version of the boards, but it forces some compromises that will degrade performance.

In talking to people (although admittedly most are rework vendors) the consensus is that with this small a part you pretty much need vision to do the rework. We should get parts in about a week so I will take the board around to a couple local rework service providers and see what they think about reworking without vision. Certainly a cheaper way to go, but we need reliable reproducable results.

make your silkscreen accurate and you do not need vision vision is the reason for the high cost of this equipment. A part like you mention can easily be done with a temp controlled heat gun and a fixed height stand (about 300 dollars total)to hold the gun, you can do the rework based on time this way since Z height manintains a constant therefore the temps are constant as well. there are very accurate heatguns on the market these days
