Double side BGA mounting. | 2 October, 2006

Hello,

Have anyone of you any experience of mounting BGA-s on both side of the PCB in lead free process? Have you seen any problems after the second reflow? Is it something special to focus on?

You might need to use a pallet that provides some shielding for the BGA that is hanging on the bottom of the board.

This is an issue that we are seeing a lot! It used to be that the primary-side (component-side...top-side) had most of the active components. It was simple: reflow bottom first. Now, we are seeing both sides of the assembly having the same amount of BGA's and/or fine-pitch. Besides using pallets (which distort the profile) How can we keep the BGA's from lifting? Please don't suggest adhesive... HELP!!

No adhesive? Then how about 2 different solder pastes? Higher melting temp for the first side, lower for the second.
